Power Integrity and Circuit Characteristics of Integrated Voltage Regulator (IVR) in CoWoS® Advanced Packaging Technology

Integrated voltage regulator (IVR) is a highly integrated power management component to provide a new solution for power supply. It can integrate complex driver ICs, high side (HS)/low side (LS) transistor, capacitors, inductors, and other components into a single die, so that it can be placed near the chip in advanced packaging structure, significantly reducing the power supply path. In the paper, the IVR die embedded in CoWoS-R system packaging to achieve low-impedance power distribution network (PDN) for power noise reduction and power saving was studied. The effect of the IVR placement positions in the system packaging on power integrity (PI) performance was explored, too. In addition, to reduce output ripple, IVR needs increase the number of phases, however, which will cause a huge transient overshoot at the IVR output, resulting reliability problems. The solutions to reduce transient overshoot are proposed in the paper.
