太赫兹辐射具有低光子能量、高透射性、高带宽及分子指纹谱特性, 在国防安全、无损检测、6G通信和生物医学等领域展现出重要应用潜力. 太赫兹探测作为太赫兹核心技术之一, 对于推动太赫兹系统的变革性发展与应用具有重要意义. 然而, 室温下传统光电响应机制难以实现对低光子能量(meV量级)太赫兹波的高效探测, 无法实现高灵敏被动探测, 即灵敏度难以突破1 pW/Hz1/2, 存在“室温鸿沟”, 且响应频段集中在低频(<0.3 THz)范围. 因此, 室温、宽谱、高速、高灵敏太赫兹探测仍面临严峻挑战. 近年来, 二维材料因其优异的内禀载流子输运特性与光电性质, 易于调控与集成等, 被视为理想的太赫兹光电子材料, 在太赫兹探测领域引起了广泛关注. 目前, 基于二维材料的太赫兹探测器相继被报道, 太赫兹响应机制(如等离子体波机制、光热电机制和非线性响应机制等)与探测器架构(超短沟道、非对称结构以及微结构集成等)的研究也在不断深入, 室温探测性能得到进一步提升, 在灵敏度、响应速度和频段等方面表现出显著优势. 基于此, 本文首先介绍了二维材料室温太赫兹探测的基本原理和主要性能指标, 并重点从二维材料太赫兹探测物理机制、器件结构与工艺、集成技术与系统应用三个角度,综述了二维材料室温太赫兹探测器的最新研究进展, 最后展望该领域的未来发展方向.
