A thermo-optic phase shifter integrated into a mid-infrared graded silicon-germanium waveguide platform is presented, enabling electrical control of the phase of the propagating signal while inducing negligible optical loss. The phase shifter consists of a metallic ribbon located close to the optical waveguide, which is used to achieve a localized temperature variation by the Joule effect, thereby inducing an index variation in the waveguide via the thermo-optic effect. Air trenches are implemented on both sides of the device, to reduce unwanted heat dissipation. Numerical simulations and experimental measurements performed around 8 μm wavelength confirm the good performance of the phase shifter. A π-phase shift is obtained with an electrical power consumption of 500 mW. Dynamic characterization shows a modulation bandwidth of 4 kHz, which is suitable for applications such as astronomy, where stringent constraints on optical loss exist and high-speed operation is not required. These results highlight the potential of graded silicon-germanium integrated platforms for the mid-IR, including the possibility of an electrical control of the phase of the propagating signals.
